We will overview the development of thin-film space solar cells with compound semiconductor materials at JAXA. The performance and properties of recently developed InGaP/GaAs/InGaAs inverted epitaxial grown, lattice mismatched, thin-film triple-junction solar cells are introduced. In addition, radiation resistance of the solar cells are discussed.
