[7p-S21-1] Extension of Optoelectronic Reciprocity Relation in Quantum Structure Solar Cells

The optoelectronic reciprocity theorem provides a relation connecting the electroluminescence with the photovoltaic external quantum efficiency and enables new solar cell evaluation techniques. The original theorem has been derived by investigating the p- and n-doped neutral regions but has neglected the dynamics inside the space charge region. On the other hand, the validity of the theorem is not trivial for p-i-n quantum structure solar cells, where poor carrier dynamics and most photon emission occur inside the space charge region (i-region). In this study, we investigate the effect of carrier collection from quantum structures on the validity of the reciprocity relation in both theoretical and experimental approaches.
