[20p-212A-4] Effect of Subthreshold Slope of FET on Sensitivity of Square Law Detector

Since electromagnetic waves around 1 THz are absorbed by intermolecular motion, real time imaging utilizing the waves can be expected to provide new technologies in many fields. We are developing the imaging device in which a square law detector composed of an FET is arranged in pixels. In this study, we suggest that the subthreshold slope of the FET is an important parameter for realizing the high sensitivity detection of the square law detector by deriving formulae which explicitly give the impact of the subthreshold slope on the detection characteristics of square law detectors and by experiment where a MOSFET is operated as the dynamic threshold voltage MOSFET to change the subthreshold slope.
