[19a-C301-10] Metasurface Quantum Well Infrared Photodetectors

As less-toxic, sensitive infrared photodetectors for the wavelength range of 5-10 micrometers, metasurface quantum infrared photodetectors (QWIPs) have been fabricated by incorporating GaAs/AlGaAs QWIP into metal/insulator/metal (MIM) cavities. With the aid of the electric-field rotation and enhancement effects of MIM cavities, responsivity and net quantum efficiency as high as 1.14 A/W and 20.1%, respectively, were realized at the wavelength of 7.0 micrometers only with a single quantum well.
