High-speed operation of hybrid modulation semiconductor laser is reported. By modulating injection current and intra-cavity optical loss simultaneously, wide modulation bandwidth is realized thanks to photon-photon resonance effect. By shortening the cavity length, 100 Gb/s dynamic-single-mode-operation can be realized.
