[15a-PB1-1] VLS-grown Wurtzite GaP nanowires

GaP has a zincblende structure and an indirect bandgap. It is known, however, that wurtzite GaP has a direct bandgap. In order to realize nanowire optical devices, we have been investigating the growth of wurtzite GaP nanowires by using TBCl. We performed an alternating GaP growth with and without TBCl every one minute. We found single wurtzite GaP structures were formed during the growth without TBCl.
