[15p-2C-9] Electron-hole droplet emission enhanced by surface-oxidized silicon photonic crystal nanocavities

We have observed enhanced electron hole droplet (EHD) emissions from surface-oxidized silicon photonic crystal nanocavities at low temperature. Time-resolved emission measurements reveal that the surface oxide greatly reduces the nonradiative decay of the EHD. In addition, the low diffusivity of the EHD enables the EHD to be localized inside the nanocavities. These results will contribute to obtain an efficient coupling between the electron hole condensate and optical nanocavities.
