[16a-2Q-11] Crystal Orientation of Tungsten Films Prepared by Shielding Part of the Target

基板位置の僅かな違いによってタングステン薄膜の結晶配向性、特に(211)/(110)の回折線強度比が変化する原因を調べることを目的に、ターゲットの一部を遮蔽した状態でタングステン薄膜を作製し、その結晶配向性を調べた。その結果、基板位置と(211)/(110)の回折線強度比は遮蔽せずに作製した場合と比べて変化がほとんど見られなくなった。
