我々は次世代のパワーデバイス材料として有望なSi/SiCヘテロ接合のバンド構造を議論してきた。今回は新たに高電力、高周波動作デバイスの実現が期待できるGaAs/4H-SiCヘテロ接合を常温接合法である表面活性化接合法(SAB)にて作製し、電気特性評価を行った。
