Se-free Cu(In,Ga)S2 (CIGS) is a promising material for solar cells from an aspect of low-cost production because H2Se which is an expensive material can be removable. In this paper, we focused on the absorber layer via rapid thermal annealing (RTA) and the Cd-free buffer layer by using Zn1-xMgxO (ZMO). Additionally, the dependences of electrical parameters on ramp-up speed during sulfurization for absorber and Mg content of ZMO buffer layer were revealed. Furthermore, the latest result of our research on Se-free Cu(In,Ga)S2 solar cells by combination of RTA and ZMO will be shown at the conference.
