[14p-B2-19] Photoconductive antenna devices operating for the wavelength range around 920 nm

Photoconductive antennas (PCAs) for the 920 nm wavelength range have been studied for coherent detection of terahertz wave from a novel semiconductor coupled cavity. Dipole-type PCAs were fabricated using a low-temperature grown InGaAs multiple quantum well. The dark current was significantly suppressed by an etched-mesa structure. In the actual device, the gate light has to be prevented from penetrating into the GaAs substrate using a specific layer structure.
