我々のグループでは、TFT デバイス構造を直接評価する目的で、電流DLTS 法によるデバイス特性の評価と解析を進めている。今回の発表では、ZnO 薄膜およびそれをチャネルに用いたTFT に対し酸素雰囲気中で熱処理を施し、構造および電気的特性評価を行った結果について報告する。
