[15p-B4-17] Design of Nanowire Cavities with Semiconductor/Air Distributed Bragg Reflectors

Nanowire-quantum dot lasers have been recently attracted much attention as an ultra-small, highly efficient coherent light source. We have so far demonstrated for the first time optically-pumped lasing oscillation in a single GaAs nanowire with quantum dots. However, it would be crucial to improve the device characteristics with respect to lasing threshold toward higher-performance nanolasers. In this presentation, we propose the nanowire-quantum dot lasers with semiconductor/air DBR structures on the both facet of NW cavity and perform the numerical analyses of the reflectivity at the NW-DBR interfaces.
