The workfunction of an electrode material has a strong impact on the performance of a passivated solar cell such as an amorphous/crystalline Si heterojunction cells or a tunneling-oxide-contact cell. Many earlier works have been focused on the bulk workfunctions, however, the interfacial workfunctions is critical for the device performance. In this work, electrode workfunctions at the interfaces of the transition-metal-oxide (MoOx)/SiO2/Si heterojunction contacts were studied by analyzing the capacitance-voltage characteristics of the MOS capacitor devices.
