We grew n-type ferromagnetic semiconductor (In_1-x,Fe_x)As:Be (x = 5.3%) layers on vicinal GaAs (001) (θ= 2°~10°off toward the [110] direction) and GaAs(114)A substrates by low-temperature MBE. We observed hysterisis loops by magnetic circular dichroism (MCD) and anomalous Hall effect measurements at 300 K, which indicate the possibility of room temperature ferromagnetism.
