[19p-W541-9] Recent Trend of III-V Multijunction Solar Cells

Development status for various types of III-V miltijunction solar cells is reviewed. Authors have achieved 37.9% (1-sun) and 44.4% (302-sun) efficiencies by an inverted growth triple junction cell with a metamorphic bottom cell. As a recent trend, improvements of efficiency for 4-5 junction solar cells are remarkable, which have been attained by using wafer bonding technique with lattice matching materials on GaAs and InP substrates, respectively.
