Crystal structure of nanowire is likely to be influenced by impurity doping during the growth. For example, it has been reported that InP nanowires became wurtzite structure by S doping, and twinning superlattices were formed by Zn doping. We have recently reported the growth of wurtzite structure for GaP nanowires. We will report the structural change of the GaP nanowires when Zn or S doping is performed.
