Nanowire-quantum dot lasers have been recently attracted much attention as an ultra-small, highly efficient coherent light source. We have so far demonstrated for the first time optically-pumped lasing oscillation in a single GaAs nanowire with quantum dots. However, it would be crucial to realize electrically driven nanowire-quantum dot lasers towards future diverse applications of nanowire lasers. In this presentation, we propose and demonstrate free-standing GaAs nanowire lasers with 75-stack InGaAs/GaAs quantum dots grown on AlGaAs/GaAs distributed Bragg reflector/GaAs(111)B substrates towards highly efficient electrically-driven lasers based on nanowire architectures.
