Increase of minority carrier life time is required to improve efficiency of silicon solar cells. The life time has been reported to be influenced by the concentration of oxygen precipitates and grown-in defects. Furthermore, there is a report that the life time only depend on carbon concentration in the condition below 1014 atoms/m3. This paper reports the effect of carbon concentration on the life time in a crystal with high range of oxygen concentration.
