Recently, transition metal dichalcogenide (TMD) has attracted intense attention due to its atomically thin 2D sheet structure and excellent semiconducting properties. For the optoelectrical application of TMD, it is necessary to realize the structural-controlled synthesis of monolayer and single crystal TMD. Based on the systematic investigations, we have succeeded in the development of novel method for the integrated synthesis of TMD. By using the Au dot as a nucleation promoter, the monolayer and single crystal tungsten disulfide (WS2) can be position selectively grown in large scale for the first time.
