SiO₂/SiC界面欠陥のうち伝導帯端近傍に高密度で分布する欠陥がMOSデバイス実用化の妨げになっている。界面準位密度分布を2次元的に評価可能な局所DLTS法を低温で行い、より浅い準位が多く分布することを確認した。
