[5p-PB3-4] Influence of flash lamp annealing on the passivation properties of SiN_x/c-Si/a-Si structures

FLAでSiN_x/c-Si界面の特性を改善する検討において、HBCセルで裏面に使用されるa-Si膜への影響について調査した。Cat-CVD法でSiN_x/c-Si/a-Si構造を作製後、SiN_x側からFLAを行ったところ、FLA回数を増加させても、少数キャリア寿命の低下が見られなかった。このことから、a-Si/c-Si界面の劣化がなかったことを確認した。また、パルス強度が高い条件において、少数キャリア寿命の増大が確認された。これは、既報のSiN_x/c-Si界面特性の改善によるものであると考えられる。
