[5p-S21-3] Research and Development of Space Solar Cells Based on Compound Semiconductors

III-V compound materials are suitable for space solar cells since the available conversion efficiency and radiation hardness are higher than silicon. In addition, III-V compound materials enable us to attain multi-junction structures which can realize rather high efficiency and radiation hardness. Currently, InGaP/GaAs/Ge triple-junction space solar cells are mainly utilized for spacecraft. On the other hand, CuInGaSe solar cells have been demonstrated super high radiation hardness by ground as well as in-orbit tests. New multi-junction space solar cell development based on a mechanical stacking technology with III-V and CIGS materials.
