△ [6a-A405-9] Electrical control of inter-subband absorption in GaN/AlGaN MQWs for modulation of MWIR thermal emission

Narrow band thermal emitters based on photonic crystals are increasing attentions due to the possibility to reduce the size and power consumption in applications including infrared spectroscopy. We have proposed a method to dramatically control the emissivity (absorptivity) of the thermal emitter, which utilizes both the intersubband absorption of GaAs / AlGaAs quantum well (MQW) and photonic crystals. And, we have demonstrated that the narrow band (Q> 100) thermal emitter with the high-speed modulation (~ MHz) of thermal emission by utilizing the electrical control of intersubband absorption of MQW. Now, we aim to realize the dynamic control of GaN / AlGaN narrow-band thermal emitters, which operates in the mid-wavelength infrared region (3 to 8 μm). For this purpose, we experimentally demonstrate electrical switching of intersubband absorption of GaN / AlGaN MQW.
