To realize on-chip interconnect on LSIs, low power consumption operating light sources enabling low drive current operation and high-speed modulation are strongly required. To meet the requirement, we have proposed and demonstrated membrane DFB and DR laser. In this work, we report high efficiency and high-speed operation in membrane DR laser.
