[7p-A401-7] Novel measurement method of after-pulsing in single-photon avalanche diodes

We built an evaluation system for after-pulsing in single-photon avalanche diodes (SPADs) directly connected to the quenching resistor by using a picosecond pulse laser. We used various microcell sizes and quenching resistances of SPADs. We measured output signals from the SPAD synchronized with the pulse laser, the number of after-pulses, and the arrival time intervals between the after-pulses. We formulated an analytical expression for the probability density of the after-pulse timing, and demonstrated that our experimental data are consistent with the conventional two-traps model. The emission lifetimes of these traps were estimated to be around 10 and 100 ns.
