チャネル部分の電子の有効方程式の違いがFETの特性に与える影響を明らかにすることを目的とし、チャネル部分の電子が有限ギャップディラック電子である場合とシュレーディンガー型（2バンド）電子である場合の両者において、ゲート電圧によるポテンシャル制御の違いについての考察と、両者が同じポテンシャル条件下において、オフ時の量子トンネル電流からポテンシャル障壁をトンネルする確率の違いについての考察を報告する。
