Since THz waveform directly reflects picosecond drift current in the active layer just after the photoexcitation, evaluation of its radiation from photovoltaic devices generated by ultrashort optical pulse excitation is powerful for the characterization of the solar cells. We investigate the THz radiation from the photovoltaic devices with the different structures and report that relation between the external quantum efficiency and THz waveforms.
