[7p-S21-14] High Speed Growth for GaAs Solar Cells with Low V/III Ratio

The cost of GaAs cells significantly limits the application of GaAs cells. At MOVPE system, the cost of GaAs can be reduced by either decreasing V/III ratio or increasing growth rate. Our previous research has demonstrated that the low V/III ratio has no degradation effect on cell performance at a growth rate of 1.2 μm/h. However, the effect of low V/III ratio at a high growth rate is unknown. In this research, we implemented GaAs growth with different growth rates and a constant low V/III ratio of 1.5. The result of material quality suggests that the high performance solar cells with low V/III ratio and high growth rate can be achievable. Solar cells characterization will be further conducted.
