[14p-B6-7] Model for Carrier Collection in Multiple Quantum Well Solar Cells

Multiple-quantum-well structures are promising materials for realizing the optimal bandgap combination of multi-junction solar cells thanks to their flexible design of the absorption edge. However, in spite of the increased absorption, the photoexcited carriers may be trapped in quantum wells, which reduces the photocurrent obtained. Here, we clarify the carrier collection mechanism by systematically investigating EQE at various conditions including different background dopings and bias light, and then discuss about analytic formula of carrier collection efficiency.
