[15p-F203-5] Carrier mobility in single-walled carbon nanotubes

We fabricated the metal-insulator-semiconductor device of p-CNT, and measured the differential microwave conductivity at 9 GHz, applying the negative voltage to the p-CNT layer for extracting holes. Since the carrier drift length under the microwave field is far less than the length of CNT, the inter-molecular contribution to the microwave conductivity is negligible. Considering the random orientation of CNT molecules in the layer, we derived 11 cm2/Vs as the intra-molecular mobility.
