[16a-302-6] Tunneling Transport and Origin of Large Access Resistance in Single-Crystalline Thin Film Transistors of Layered Organic Semiconductor Ph-BTBT-C10

Asymmetrically substituted BTBT derivative Ph-BTBT-C10 is an expected organic semiconductor material which shows high mobility even in poly-crystalline thin films. We revealed that the substituted alkyl chain which enhances layered-crystallinity and semiconductor performance causes large access resistance due to its insulating nature. Four-probe measurement under low temperature clarified that band-like transport in conduction layer and tunneling transport in vertical transport are dominant in Ph-BTBT-C10 single-crystalline thin films.
