Cost reduction technologies for high efficiency III-V multijunction solar cells have been developed under NEDO project. Project objective is to achieve module technology with over 30% efficiency and 10 times lower cost. 31.2% efficiency module has been demonstrated by using InGaP/GaAs/InGaAs solar cells. Epitaxial liftoff technique Thinning of the epitaxial layers and reuse of substrate have been investigated to reduce the material cost.
