A titania nanosheet is a two-dimensional form of titanium oxide (IV), and expected to be used in photocatalytic applications. From the viewpoint of a channel material of a field-effect transistor (FET), a high electron-injection barrier, which is deduced from the high electron affinity of titania nanosheets, is a major obstacle for the FET operation. In this study, we introduced a thin ZnO layer as an electron-injection layer to the interface between the source/drain electrodes and the titania nanosheet layer, and successfully achieved the FET operation.
