We investigated the fabrication of Au particles by electroless plating method for VLS-grown nanowires having the diameter over 100 nm. We could obtain Au particles over 100 nm in diameter for p-type InP(111)B substrates at room temperature. We confirmed vertical InP nanowires by using these substrates.
