[19p-PB8-10] Changes of property and surface structure of β-Ga2O3 through thermal treatment

β-Ga2O3(Eg = 4.8 eV) show whitening and blackening through thermal treatments under atmospheric and vacuum conditions. Moreover, whitened sample show disappearance of electrical conductivity. Thermal treatment for long time causes surface structural changes of the sample. On the whitened sample well-grown steps along the [010] direction were observed. Interestingly, only the whitened sample shows visible photoluminescence. Tin dopants with different chemical state seem contribute the luminescence. X-ray photoelectron spectra support the PL results. X-ray diffraction shows no additional phases in the specimens.
