照射損傷の理論では、はじき出し閾値エネルギー(E_d)は、慣例的に元素よって決定されていたが、InP、InGaP、AlInGaPにおいて、それぞれのPのE_dが従来の9 eVではなく、7.7、 4、および3.5 eVであることが実験結果より示された。本研究では、E_dの変化した要因を解明するため、第一原理計算によりPの結合エネルギー(E_B)を算出した。計算結果よりInP系のE_dの材料依存性は、E_Bではなくジャンプエネルギーの影響が大きいと示唆された。
