[20p-212A-1] Proposal of High-Power Resonant-Tunneling-Diode Terahertz Oscillators Using Cavity Resonators and Bow-Tie Antennas

Terahertz (THz) oscillators using resonant tunneling diodes (RTDs) with cavity resonators and bow-tie antennas for high output powers are proposed, and output powers are calculated. The rectangular cavity is expected to reduce the conduction loss. Since the RTD can oscillate at high frequencies because of the small inductance of the resonator, a high output power oscillation with a large RTD mesa area is possible. The admittance of the resonator and antenna was calculated with an electromagnetic simulator and the oscillation characteristics were estimated taking into account the characteristics of the RTD. As a result, the highest output power of about 2 mW is expected at around 1.5 THz, which is a significant improvement for RTD THz oscillators, as they usually have a low power, in the order of 10 µW.
