3D/2.5Dパッケージング技術にむけ、ALDにより成膜した超薄膜Pt中間層を用いるCu-Cu低温接合技術を報告する。Pt 中間層を5-20Åの超薄膜することで、接合後にPt はCu 中に低濃度で分散し、疑似直接接合が達成した。加えて、ALD の成長選択性を用いることで、マスクレスでCu 上のみにPt を成膜することが可能となった。
