Share of silicon solar cells is over 90 % in the whole install volume of solar cell even there are many activities on new materials. We really need high efficiency solar cells with low cost to distribute solar cells in world wide. To achieve the condition, we should install knowledge of LSI which has a long history into that of PVs. We will report the new results regarding thermal donors which have been reported to act as a lifetime killer. We developed a new growth technique to suppress degradation of lifetime.
