By introducing quantum dot into a multi-junction solar cell, it is expected that the absorption wavelength range in a solar spectrum can be lengthened. We fabricated the quantum dot (QD) InGaAs solar cell grown on InP by MBE in order to increase the absorption wavelength range up to 1800 nm and improve the conversion efficiency. In a result, EQE measurement of the QD InGaAs solar cell exhibited the longer wavelength absorption up to 1880 nm.
