A semiconductor colloidal nano-dot (CND), which consists of a semiconductor nano crystal and organic ligand molecules, is promising a solution-processible material for various thin film electronic devices. In this study, we used (NH4)2S solutions of various concentrations to remove the ligands of the PbS CND thin films, and fabricated field-effect transistors. The carrier mobility was improved as the concentration of (NH4)2S was increased, and the highest hole mobility of 1.1×10-2 cm2V-1s-1 was obtained.
