現在CMP後洗浄技術等、PVAブラシを主に使用しているが、パーティクルの逆汚染などの要因により微小パーティクル除去は難しくなっている。そこで、ブラシとウェハ界面及び液流れに注目し、パーティクル除去メカニズムを明確化し、液流れを制御したブラシ及び、洗浄技術の開発を行ったので報告する。
