[19p-A402-2] A Differential Ring Oscillator using Resonant Tunneling Diodes

The development of compact and integrated terahertz-wave devices is necessary to facilitate new applications such as spectroscopic sensing, nondestructive imaging, and ultra-broadband wireless communications. We focus on the integrated resonant-tunneling diode (RTD) as a terahertz oscillator, operating as a terahertz transmitter. In this study, an RTD differential oscillator has been developed to improve the output power and modulation bandwidth of the transmitter. The measured oscillation spectrum of the device has been measured, and a wireless communication experiment has been conducted. The unimodal oscillation spectrum was confirmed, and a 1 Gbit/s transmission with a bit error rate of 7.0 × 10-7 was achieved.
