物質における不純物の固溶度は，物質と不純物の組み合わせで定まるパラメータと考えられている．シリコン結晶中の酸素の固溶度は温度依存性を有して酸素析出挙動を決定し，デバイスプロセスにおけるゲッタリング能力を左右する最重要なパラメータの１つとなっている．本発表では箱庭法を基に，シリコン結晶中の酸素固溶度の決定メカニズムについて理論的に考察する．
