We studied on a high-speed Si optical modulator with a travelling wave electrode structure at 1.3 um wavelengths. We demonstrated high modulation efficiency of 1.22 Vcm for VpiL and high speed of 56 Gbps for 1.0 to 4.25 mm long phase shifter with slow wave and slot mode travelling wave electrode structures.
