[10p-PB3-5] Nanowire photodetector integrated in silicon photonic crystal with transparent electrode

Current injection nanowire for photonic circuit is important for future photonic chip. Until now, we demonstrated telecom-band nanowire lasers in silicon photonic crystal [1] and single nanowire LEDs [2]. In this study, we demonstrate hybridization of silicon photonic crystals with single nanowires to create on-chip photo-detectors with transparent electrode. We measured the photo-current with a tunable laser light through the input waveguide. This configuration was only possible due to the transparent electrode and is a critical feature for future on-chip integration. This work was supported by JSPS KAKENHI Grant Number 15H05735.
