We investigated the relationship of the structure and the carrier transport behavior at the interface between ZnSnP2 absorber and Cu electrodes. In results, it was indicated that Cu3P layer formed at the interface by annealing contributed to the improvements of Ohmic behavior and the reduction of resistance. However, the annealing process also caused the agglomeration of electrodes and hence increase of resistance. In this study, we suppress the agglomeration of electrodes by sputter-prepared Cu3P layer and then succeed to decrease of resistance and improve the efficiency of ZnSnP2 solar cells.
