[10a-Z15-1] InGaAs solar cell with a DBR structure under 1550nm laser irradiation

The purpose of this research was to improve the photoelectric conversion efficiency of the optical wireless power transmission, which uses a laser with a wavelength of 1550 nm. This 1550nm laser is relatively safe for the eyes, and suitable for irradiating an InGaAs solar cell. We introduced the DBR structure with high reflectivity in a specific wavelength region into InGaAs solar cells. As a result, the maximum photoelectric conversion efficiency of the InGaAs solar cell with the DBR structure was improved by about 3% to reach 20.1% as compared with that without the DBR structure.
