Terahertz (THz) radiation, in the range between the light waves and millimeter waves, has gained much attention because of its various promising applications. Resonant tunneling diodes (RTDs) have the potential for use as compact and coherent terahertz (THz) sources operating at room temperature. In this work output power characteristics of RTD oscillator with cylindrical cavity is analyzed. It is revealed that output power generally increases with decreasing cavity size at fixed frequency. We also found existence of low frequency oscillation limit, where output power rapidly decreases with increasing mesa area and with decreasing oscillation frequency. This effect could affect oscillation power even at frequencies around 1THz and hence, to reach highest output power, careful analysis of output power is required. Analysis of the calculation results has shown that for the RTD device considered in the present study, output power up to 40 µW at 1.5 THz could be expected with cavity radius of 5µm and height of 4 µm.
